Towards wireless data transmission with compact all-electronic THz source and detector system

This paper presents a fully-electronic wireless link operating at the 250 GHz frequency. The key elements of developed system are voltage-controlled harmonic oscillator implemented in 65 nm complementary metal-oxide-semiconductor technology (CMOS) and quasi-optical detector with resonantantenna- coupled field-effect transistor completed 90 CMOS. source is optimized for third emission 252 radiated power reaching up to –11 dBm (decibels reference one milliwatt) level. has resonance maximum 254 bandwidth 25% minimal optical noise equivalent 22 pW/√Hz . We employ an on-off keying technique data coding demonstrate digital signal transmission from 0.4 18 m distances. At distance modulation frequency 32 MHz, we achieve 15.9 dB signal-to-noise ratio. channel capacity assembled communication reaches 266 Mbit/s. However, it limited by external electronic components – amplifier modulator bandwidths. Implementing state-of-the-art high-frequency circuits should allow directly scaling throughput 10 Gbit/s.
